In BGA land patterns, controlling solder paste deposition and reflow is essential because the joints rely on a precise amount of solder and proper wetting to form reliable connections across many tiny pads. The amount of solder deposited by the stencil sets the initial solder volume; if it’s too little, joints can be underfilled or fail to form, increasing resistance or causing opens. If it’s too much, excess solder can cause bridging between adjacent lands or create solder balls that stress the joint during thermal cycling. The reflow step then determines how well that solder spreads, wets the pad and any ball interfaces, and solidifies with minimal voids and consistent fillets. A well-planned paste volume and a correctly tuned reflow profile lead to sufficient solder volume and reliable joint formation, which is the foundation of a robust BGA connection.

Color of the soldermask, faster curing, or lower copper cost don’t directly impact solder volume or joint reliability during reflow.
